Exponential data growth is driving performance requirements in data centers and networking infrastructure. Existing designs are becoming bandwidth limited requiring new architectures that support high-speed interconnects and increased memory bandwidth. HBM2 is an emerging memory that is addressing this bottleneck by providing nearly 10x the bandwidth over existing designs. This talk will look at the trade-offs in memory architectures and show the advantages that HBM2 can bring to these systems. This includes details on 2.5D advanced packaging and physical layer integration.
